By memsstar

Oxide and Silicon Etch Development Platform for Cost-effective MEMS Research memsstar’s ORBIS™ ALPHA system is a low-cost, small footprint, self-contained version of our proven XERIC™ oxide and silicon etch processes designed to meet the price and performance requirements of the institutional and academic markets. It includes fully integrated process monitoring and endpoint control, a high-selectivity package and a proven hardware that delivers excellent uniformity and repeatability, critical to improving yield. The ALPHA system allows for all the capability of memsstar’s unique patented high volume production process to enable researchers to develop production-capable processes for the next generation of MEMS devices. The ORBIS ALPHA system is available as a silicon etch module utilizing xenon difluoride or as an oxide etch module utilizing hydrogen fluoride etchants. ORBIS ALPHA Key Features Key characteristics Large process window to optimize process for any structure Excellent selectivity with silicon nitride and silicon dioxide (<5% 1σ) High selectivity to underlayer and mechanical materials Industry-leading etch rates High etch rates for undercut and blanket Si Excellent uniformity (<5% 1σ) Excellent repeatability (<5% 1σ) No corrosion No stiction In-line controls—etch rate monitor, endpoint, temperature Unique endpoint capability Self contained, on-board etchants (XeF2 or HF) Handles materials from sample sizes to 200mm Small footprint (Alpha Silicon: 600 x 540 x 900 mm | Alpha Oxide: 600 x 760 x 900 mm) DeviceNet control LabVIEW control system PC controlled Resistive touch screen Application examples Sensors, RF MEMS, micro bolometer arrays, accelerometers, RF switches, temperature gauges The memsstar ORBIS™ ALPHA™ system is a low-cost, small-footprint, self-contained version of memsstar’s proven XERIC™ oxide and silicon etch processes designed to meet the price/performance requirements of the institutional and academic markets. It brings the full capability of memsstar’s patented high-volume production process into a lab-scale platform, enabling researchers to develop production-capable processes for the next generation of MEMS devices. Typical applications include sensors, radiofrequency (RF) MEMS, microbolometer arrays, accelerometers, RF switches, and temperature gauges. ORBIS ALPHA is built specifically for R&D, institutional, and academic environments where cost and footprint matter as much as performance. It delivers a high-selectivity package and proven hardware with excellent uniformity and repeatability – capabilities critical to improving yield – in a compact, self-contained format. Because it runs the same patented processes as memsstar’s high-volume tools, researchers can develop processes in the lab that are ready to scale to production. ORBIS ALPHA is available in two configurations: a silicon etch module using xenon difluoride (XeF₂) or an oxide etch module using hydrogen fluoride (HF) etchants. ORBIS ALPHA combines a large process window with excellent selectivity to Si₃N₄ and high selectivity to underlayer and mechanical materials. It delivers industry-leading etch rates – including high etch rates for undercut and blanket wafers – alongside excellent uniformity (<5% 1σ) and repeatability (<5% 1σ), with no corrosion or stiction. In-line controls for etch rate and temperature, plus a unique endpoint capability, give researchers precise, repeatable control over every run. ORBIS ALPHA is a fully self-contained system with on-board etchants (XeF₂ or hydrogen fluoride) and a compact footprint, making it well suited to space-constrained research labs. It handles materials ranging from small sample wafer sizes up to 200mm wafers. The system is PC-controlled with a LabVIEW control system, DeviceNet control, and a resistive touchscreen interface for straightforward operation.

ORBIS 3000

The memsstar ORBIS 3000 is a fully automated platform offering automated wafer handling, process integration, and cluster capability for high-volume MEMS production. It supports any combination of up to three XERIC or AURIX process modules on a single system. This makes it well suited to manufacturers scaling into full production who need multiple processes integrated on one tool. As the high-volume tier of memsstar's ORBIS platform family, it brings advanced automation and throughput to the fab floor. The ORBIS 3000's cluster capability lets manufacturers combine up to three XERIC or AURIX process modules in any combination on a single platform. This means multiple release etch and surface modification processes can be integrated together rather than run on separate stand-alone tools. Consolidating processes this way supports higher productivity and tighter process integration. It also gives fabs the flexibility to configure the platform around their specific process flow. The ORBIS 3000's XERIC and AURIX process modules can be easily integrated into existing fabs and later supplemented with additional modules. This lets manufacturers add capability as their capacity, productivity, or process needs grow over time. The result is a scalable platform that expands alongside the business rather than requiring wholesale replacement. This future-ready design helps protect a fab's long-term equipment investment. All ORBIS 3000 process modules are built on memsstar's unique technologies for advanced process control and faster process times. These technologies produce denser, more robust films for the AURIX and faster etch rates with maximum selectivity for the XERIC, all while delivering superior within-wafer uniformity and wafer-to-wafer repeatability. Each module uses a small-volume, process-specific vacuum chamber with an optimized process kit tuned to a particular process. Together, these capabilities help ensure consistent, high-quality results across high-volume production. Each ORBIS 3000 process module can handle all standard substrate sizes—100mm, 125mm, 150mm, and 200mm—along with many different carrier and substrate types. The platform uses industry-standard components in a compact footprint and connects easily to existing cleanroom facilities. It also minimizes the need for ancillary equipment to handle non-toxic chemicals, simplifying fab integration. Backed by memsstar's comprehensive equipment service, the ORBIS 3000 is designed for reliability and ease of maintenance. memsstar's ORBIS™ 1000 and 3000 systems provide cost-effective lab-to-fab upgrade paths from R&D through full-scale production. Seamless process transfer enables the single-wafer ORBIS 1000 platform, ideal for low-volume MEMS production environments, to be converted and upgraded to a fully automated ORBIS 3000 system. With easy integration of advanced XERIC™ (XeF2 and Vapor HF) and AURIX™ process modules, fabs can start with a single module and add additional modules to the Orbis 3000 cluster as capacity, productivity, or capability needs require.
