SSRM enables quantitative two-dimensional mapping of dopant concentration and carrier distribution at the nanoscale. A conductive tip is pressed into the sample surface under high contact force, and the local spreading resistance is measured. This makes SSRM particularly powerful for semiconductor failure analysis and process control, including dopant profiling at the transistor level and thickness characterization of doped epitaxial or implanted layers.
